Abstract
Izmjeren je sustav za temperaturnu karakterizaciju polisilicijskog i difuzijskog otpornika u 180 nm CMOS tehnologiji koji se sastoji od 20 redaka i 10 stupaca. Četverožičnim mjerenjem okarakterizirano je sveukupno 200 otpornika te na temelju rezultata određeno je ponašanje temperaturnog koeficijenta za svaki tip otpornika u ovisnosti o njihovoj širini i duljini. Dizajnirane su složene otporničke topologije kojima se može kompenzirati temperaturni koeficijent prvog reda. Izradom MATLAB modela otpornika uspoređene su karakteristike složenih otporničkih topologijama sa jednostavnom serijskom topologijom. Monte Carlo simulacije koje u obzir uzimaju procesne varijacije i neusklađenost pokazale su da kompozitne topologije imaju bolje performanse nego jednostavna serijska topologija. Također, proučen je utjecaj starenja za svaku od topologija. Topologija koja se pokazala najboljim odabirom s obzirom na potrebnu površinu i varijacije temperaturnog koeficijenta implementirana je u RC oscilator s malom potrošnjom.
Abstract (english)
A system for temperature characterization of polysilicon and diffusion resistors in 180 nm CMOS technology, which consists of 20 rows and 10 columns was measured. Using the four-wire measurement, it was possible to characterize a total of 200 resistors and determine the behavior of the first-order temperature coefficient for each resistor type with regards to their width and length. Composite resistor topologies used for compensating the first-order temperature coefficient have been designed. The characteristics of composite resistor topologies and a simple series topology were compared using a MATLAB resistor model. Monte Carlo simulations with included process variation and mismatch have shown that composite resistor topologies show better performance than a simple series topology. Also, the influence of aging was studied for each topology. The topology that proved to be the best choice, considering the required area and temperature coefficient variations, was implemented in a low-power RC oscillator.
